خلال العقد الماضي، شهدت العناصر III-V مثل GaN , InN , AIN و BN طفرة كبيرة. للاهتمام المتزايد ببناء الأجهزة الإلكترونية بأنصاف النواقل في مجالات الإلكترونيات الدقيقة والنانو والإلكترونيات الضوئية. يتعلق عملنا هذا بدراسة الصمام الثنائي من نوع شوتكي و البنية MIS بمادة نيتريد الجاليوم للهيكلين Pt / n-GaN و Pt / HfO2 / n-GaN وتمت المحاكات عن طريق برنامج المحاكات سيلفاكو-تيكاد لتحديد القيم الكهربائية باستخدام العديد من الطرق (VI , Cheung , Norde , Bohlin , Chattopadhyay و Mikhelashvili) وسوف ندرس تأثير درجات الحرارة وسمك لطبقة HfO2 على خصائص جهد- تيار لهيكل Pt / HfO2 / n-GaN. بالإضافة إلى ذلك سوف نقدم نتائج المحاكاة العددية لخصائص جهد- تيار للهيكلين (Ni / GaN ؛ Au / Ni / GaN) في مجال درجة الحرارة400 -140كلفن . أخيرًا ، قمنا بقياس والمحاكات لخصائص جهد- تيار للهياكل Au / Ni / GaN و PEDOT: PSS / GaN عند درجة حرارة تساوي 300 كلفن.

Résumé (en Français) :
Durant cette dernière décennie, Les nitrures d’éléments III tels que le GaN, l’InN, l’AIN et BN, sont entrain de connaitre un essor considérable. L’intérêt croissant pour la construction des dispositifs électroniques à Semi-conducteur pour les applications dans les domaines de la micro, de la nano et de l’optoélectronique. Ce travail se rapporte sur l’étude des structures diode Schottky et MIS à base de
nitrures de galium, les deux structures Pt / n-GaN et Pt /HfO2/ n-GaN simulées par Atlas-Silvaco-Tcad , pour déterminer des paramètres électriques en utilisant les différentes méthodes (V-I , Cheung ,Norde, Bohlin , Chattopadhyay et Mikhelashvili) et nous présenterons l’effet des températures et de l’épaisseur de la couche HfO2 sur les caractéristiques courant-tension de la structure Pt /HfO2/ n-GaN. En plus, nous allons présenter les résultats de simulation numérique des caractérisations électriques Courant-Tension des deux structures (Ni/GaN; Au/Ni/GaN) calculées pour différentes températures comprises entre 120K et 400K. Enfin Nous avons ainsi caractérisé et modelée caractéristiques courant-tension
des structures Au/GaN et PEDOT :PSS/GaN à la température égale 300K.

Abstract (en Anglais) :
During the last decade, the nitrides of elements III such as GaN, InN, AIN and BN, are experiencing a considerable boom. The growing interest in the construction of semiconductor electronic devices for applications in the fields of micro, nano and optoelectronics. This work relates to the study of Schottky diode and MIS structures based on gallium nitrides, the two Pt / n-GaN and Pt / HfO2 /n-GaN structures simulated by Atlas-Silvaco-Tcad, to determine electrical parameters using the different methods (VI, Cheung, Norde, Bohlin, Chattopadhyay
and Mikhelashvili) and we will present the effect of temperatures and the thickness of the HfO2 layer on the current-voltage characteristics of the Pt / HfO2 / nstructure GaN. in addition, we will present the results of numerical simulation of the Current-Voltage electrical characterizations of the two structures (Ni / GaN; Au / Ni / GaN) calculated for different temperatures between 120K and 400K. Finally, we have thus characterized and modeled the current-voltage characteristics
of Au / GaN and PEDOT structures : PSS / GaN at a temperature equal to 300K.
